ZyCube 3D LSI stacking technology is based on the WoW and CoW by Dr. M. Koyanagi --Tohoku Uiniversity Professor combined with CoC by ASET ESI-Pj. ZyCube is the start up company for 3D stacking LSI (3D SoC and 3D SoP type system module) company by Semi Fabless business concept. This report will introduce the basic technology and features of 3D LSI stacking, core competances, specialty stage application of CMOS Image Sensor, and its expected effects.
